AbstractThe maximum electron and hole concentrations in wide gap II-VI materials are quantitatively described by a model that assumes a Fermi level pinning at defect levels whose position is constant in absolute energy, namely 120 meV above the ZnSe conduction band edge for ndashdoping, and 130 meV above the ZnSe valence band edge for p-doping. The main conclusions from the model are that device-relevant p-doping levels in ZnSe1 − xSx will be restricted to S contents below 15%, and that the emission energy of II–VI diode lasers with p- and ndashdoping levels above 1017 cm−3 will probably not exceed 3.3 eV.
